Advancing the Next Technological Challenges with Heraeus Electronics at SEMICON West

Heraeus Electronics today announced plans to exhibit at SEMICON West 2022 HYBRID, scheduled to take place July 12–14, 2022 at the Moscone Center in San Francisco and online 24/7. The company plans to showcase several flagship solder pastes including AgCoat® Prime bonding wires, the WelcoTM ultra-fine pitch solder paste series and its environmental sustainability initiatives with recycled gold wires and recycled tin solder pastes in Booth #345.

With AgCoat® Prime Heraeus offers a real alternative to gold wire for the packaging industry. AgCoat® Prime is a silver alloy bonding wire coated with a layer of gold. Because AgCoat® Prime’s specifications are closely aligned to gold bonding wire, no inert gas is required, so no investment or changes to production equipment and facilities are necessary.

Continued miniaturization and the increase of complexity and functionality of packages drive the need for ultra fine–pitch solder pastes. WelcoTMis a unique and proprietary technology owned by Heraeus to produce perfectly spherical and narrowly distributed solder powders from Type 5 to Type 9. WelcoTMsolder pastes are formulated with Welco powders and specifically designed flux systems, which combine to offer best-in-class performance in terms of ultra-fine-pitch paste release, low voids after multiple reflows and no solder splashing or beading. Heraeus AP5112 T6 and T7 pastes have demonstrated huge success in mass production for advanced packaging applications including SiP modules of 5G smartphones and tablets, smart wearables and even miniLED backlights for TVs and videowalls.

As the company continues to innovate with its Welco pastes, this year Heraeus introduced the following new products for advanced packaging applications:

AP520 T7 paste is a halogen-free water-soluble printing solder paste designed to address the increasing challenges of miniaturization. The paste has excellent printability down to 55um stencil openings and 35um line-spacings due to its carefully engineered rheological properties and the use of Heraeus’ proprietary WelcoTM Type 7 fine–pitch powders. No splashing or beading, low voids after multiple reflows and DI water cleanability are some of the key features that significantly enhance production yield and reduce production cost.  

​WelcoTM AP519 solder paste is a low-temperature, state-of-the-art no-clean, lead-free solder paste formulated with Heraeus proprietary Welco powders. It is specially engineered to accommodate a low reflow temperature of ≤170°C, which is suitable for thermal budget and warpage control, especially for multiple reflow processes. Welco Type 6 powders also guarantee the best-in-class performance in fine–pitch paste release down to 100um stencil opening, ultra-low void and minimal solder beading.

WelcoTM LED120 is a state-of-art no-clean Type 7 printing paste, specifically engineered for miniLED and microLEDattach applications, or SiP applications that require a no–clean chemistry. Paste release performance is exceptional at 70um stencil openings; and highly consistent over its stencil life. Minimal voids and beading help to maximize theproduction yield.

Additionally, Heraeus will discuss its precious metals recycling Initiatives. Precious metals are indispensable in today’s industry.
